Daily Duties at University Of North Texas Chemistry Dep.:
Took Charge as project lead on Freescale/SRC project aimed to establish corrosion mechanism and prevention of Al bond pad corrosion in Cu wire bonded device assembly. Established Micro-pattern corrosion screening metrology to identify, for the first time, rapid H2 evolution that drives Al pad corrosion causing stress delamination. Hypothesized that Cu/Al bimetallic contacts greatly accelerates the Al-pad corrosion leading to fatal defects of Cu bonding ball lift-offs, then proved hypothesis with industry Cu wire bonded to Al-pad samples. Demonstrated that acidic chloride induced corrosion starts at grain boundary on the Al pad via SEM/EDX and electrochemistry. Developed effective corrosion prevention by surface treatment on Cu/Al interfaces with an organic inhibitor via a strong metal-nitrogen covalent bonding. Skillfully formulated and presented eight monthly progress reports to Freescale – Dr. Mathew.
